“Pop-out” эффект в структурах ITO/Si и SnO2/Si

Исследован “рop-out” эффект в структурах ITO/Si и SnO2/Si, а также в кремнии, использованном в качестве подложки. Для всех исследованных материалов (структуры ITO/Si и SnO2/Si, подложка Si) отмечена следующая закономерность: возникновение “pop-out” эффекта существенно зависит от величины максимальной приложенной нагрузки (Pmax) и более слабо – от скорости разгрузки. Причиной появления “pop-out” эффекта следует считать накопление внутренней энергии в объеме под отпечатком. При этом создаются характерные для каждого Pmax дефектные структуры в области гидростатического сжатия под отпечатком. Возникшие дефектные структуры определяют характер релаксационного процесса при разгрузке, создавая благоприятные условия для появления “pop-out” эффекта. Показано, что существует определенный интервал нагрузок (40–300) мН для подложки Si и (80–400) мН для структур ITO/Si и SnO2/Si, в пределах которого “pop-out” эффект проявляется с большей вероятностью.   

 

In this work the “pop-out” effect was studied in the ITO/Si and SnO2/Si composite structures, and in the silicon single crystals doped with phosphorus, used as a substrate for the above mentioned structures. The carried out research revealed a characteristic peculiarity: the value of the coefficient K = Ppop-out/Pmax at the first stage (Pmax ≤ 100 mN) was less than at the second one for all studied materials. It confirms the existence of higher internal stresses at the second stage, which leads to a sharper increase of the indenter penetration depth in a material, activation of the relaxation processes at the earlier stage of unloading und, accordingly, to the change of the curve slope angle hpop-out(Pmax). Thereby, for the investigated materials (ITO/Si and SnO2/Si structures, Si substrate), the following regularity was detected: the appea-rance of the “pop-out” effect essentially depends on the Pmax value and, to a lesser extent, on the unloading velo-city. There is a certain loading interval: (40–300) mN for Si substrate and (80–400) mN for the ITO/Si and SnO2/Si structures where the “pop-out” effect appears with a stronger probability.
